3. Results and DiscussionThe resistive switching characteristics of AlN-based memristors were investigated. An Au/Al/AlN/ITO device based on an ITO substrate was fabricated to verify the function of an AlN-based memristor. AlN thin films were grown via magnetron sputtering, and the surfaces of the AlN thin films were oxidized to form a thin Al2O3 layer by providing oxygen. The bottom electrode was ITO, the top electrode was Au, and the metal Al was mainly used as a buffer layer for adhesion.
